NVIDIA Blackwell GB100 Die Could Use MCM Packaging

NVIDIA's next-generation flagship processor may abandon the monolithic design that has long defined its most powerful chips, instead splitting the Blackwell GB100 die across multiple smaller chiplets—a fundamental architectural shift that could reshape the economics of high-end AI computing and force rivals to reconsider their own chip strategies. The move would mark a striking reversal for NVIDIA, which has resisted the modular approach favored by competitors, suggesting that even the chip industry's dominant player has hit practical limits on how large a single piece of silicon can efficiently be manufactured. If confirmed, the strategy could squeeze more performance out of each manufacturing process while hedging against the mounting defect rates that plague cutting-edge semiconductor production.
